简介:Inourexperiments,westudiedthecommercialSingleLevelCell(SLC)NANDFlashdevicesmanufacturedbyMicronTechnology.ThememorieswereirradiatedattheHeavyIonResearchFacilityinLanzhou(HIRFL)intheInstituteofModernPhysics(IMP),ChineseAcademyofSciences(CAS).Weusedtwokindsofheavyions(86Krand209Bi)toirradiatetheFlashmemoriesandthedegraderswithdifferentthicknesswereusedtogetthedifferentLETofions.Allthetestswerecarriedoutinairatroomtemperaturewithnormalincidentbeam.
